User-friendliness, easy operation, planned maintenance and remote access from anywhere: Rehm Thermal Systems recently revealed how all this can be realised with intelligent solutions from Rehm at Nepcon South China, while presenting highlights from its product portfolio.

Amongst other innovations, the new ViCON system software attracted considerable interest. The software is distinguished by an intuitive touchscreen user interface and makes it easier to operate VisionX systems. „We offer still more options for simple control, monitoring and analysis of production processes“, stresses Ralf Wagenführ, Product Manager at Rehm China. The strong economic growth of Asian countries brings with it an increasing demand from plenty of industries, including the automotive, consumer electronics, medical technology and automation sectors. The market for the electronics and semiconductor industry is developing at a brisk pace. It“s therefore a given that Rehm will be showing the highlights from its extensive product portfolio at the NEPCON trade fair in Bangkok this year.

Unter 911 strategischen Zulieferern ermittelte die Continental Automotive Group auf Basis einer umfassenden, systematischen Evaluation seine besten Partner weltweit. Apple hat vor Jahren begonnen seine MacBook Air Produktreihe mit schnellen SSD Festplatten auszustatten. Aus Platzgründen wurden die verbauten Laufwerke immer schlanker und schmäler. Der verfügbare Platz wurde auch damit flächenmäßig immer geringer. Das stellte nahmhafte SSD Hersteller vor Herausforderungen.

So kann man in einem MacBook Air schon in 2011 die heute verfügbare SSHD nicht verbauen, da sie einfach zu groß ist. Auch die schmale intel SSD 360 Serie passt nicht mehr in die 2012/2013 Baureihen.

Mittlerweile werden schon embedded SSDs verbaut. Diese SSD wird als BGA Chip auf dem Notebook Mainboard verbaut. Man kann sie nicht einfach abstecken, abschrauben oder abheben, wie man es sonst von CPUs aus Mainboards kennt.

Das hat für Kunden erhebliche Konsequenzen, denn ein Upgrade auf einen größeren Speicher kann man nicht durchführen. Ist die SSD beschädigt oder das Mainboard (logiboard) dann kann eine einfache Mac Datenrettung nicht mehr erfolgen.

Mit einer speziellen Rework Station muß die SSD von dem Logiboard losgelöst werden. Die ACATO GmbH verwendet bereits solche Rework Stationen und hat auch diese BGA Reflow Systeme in seinem Vertriebsprogramm. Behördenkunden und andere ausländische Datenretter kaufen bei ACATO ihre Ausrüstung sowie Software, um erfolgreich Ihren Kunden helfen zu können.

Im Forensikbereich werden diese Systeme ebenfalls verwendet, um eine Beweissicherung auch unter widrigen Umständen zu ermöglichen. Die speziellen Handlungsanweisungen helfen gezielt und schnell die Beweise zu extrahieren und auszuwerten. In machen Fällen müssen die IT Forensiker auch in einem funkgeschützten Zelt arbeiten, damit das Risiko einer Verfälschung von Beweisen verhindert wird. Elektronische Diebstahlsicherungen der Täter können unter Umständen auch per Fernauslöser Daten löschen. Die funkgeschützten Zelte der Firma EDEC Digital Forensics sind Teil des Distributionsprogramms der ACATO und werden weitestgehend von internationalen Sicherheitskräften weltweit eingesetzt.

Dennoch müssen Kunden älterer MacBook Air Modelle sich keine Sorgen machen, denn mit der richtigen Ausrüstung und Vorgehensweise können häufig fast alle Daten aus den SSDs gerettet werden. Selbst die extrem kleinen M2 SSD Laufwerke werden im Datenrettungslabor in München gerettet.

Wer seinen MacBook Pro aufrüsten möchte sollte sich idealerweise für eine SSD von Samsung, Kingston, goodRam oder intel entscheiden. Dennoch muss man weitestgehend achten, dass keine Verschlüsselung verwendet wird, da manche SSDs unter bestimmten Umständen dazu neigen nach kurzer Zeit auszufallen. Es gibt keinen 100% Schutz gegen Datenverlust, jedoch kann man mit wenigen Handgriffen das Risiko um 30% senken.

Wie schafft es die ACATO GmbH in ihrem Labor Mac Daten zu retten ?

Ein MacBook Air der neuesten Generation muss komplett zerlegt werden. Anschliessend werden alle wichtigen Bauteile speziell mit einer Schutzschicht gegen Hitze überdeckt. Empfindliche Bauteile erhalten eine spezielle Behandlung bevor der eigentliche Arbeitsgang beginnt.

Dann wird das große Bauteil auf eine RE 8500 Rework Station oder mit der Turbo IR speziell auf eine vorgegebene Temperatur gebracht. Danach wird der Chip mit Infrarot langsam und kontrolliert erwärmt und vom Mainboard gelöst. Danach wird der Chip gereinigt und in einem hierzu konstruierten Adapter eingesetzt. Daraufhin beginnt das Reengineering der Daten. Dies führt nach mehreren Arbeitsstunden zum gewünschten Ergebnis.

Das macht die Datenrettung solcher ultradünner Geräte besonders aufwendig.

Introduction
Now that the issue of soldering with vacuum profiles has been introduced in part 1, we“ll take a closer look at the process and discuss the obtained soldering results in part 2.

Figure 1 shows the overall layout of the test board, although only the components with ground connection will be considered for this evaluation. Two identical apertures per variation are also included on each PCB.

The two stencils vary with regard to thickness and utilized manufacturing process. One stencil was used without any additional „finishing steps“ and has a thickness of 120 µm. As opposed to this, the other half of the boards were printed with the plasma coated, electro-polished variant and a stencil thickness of 110 µm.

The difference between the soldering profiles is made apparent by figure 2 and results from the use of the controlled vacuum profile depicted in the graphic at the right. A so-called pre-vacuum was used in the preheating zone, which stabilizes the test procedure because the soldering tests were distributed over an entire day and thus, for example, absorption of moisture into the solder paste flux chemistry might lead to distorted results.

Stable conditions can be assured by reducing pressure, which lowers the boiling point of liquids, and therefore promoting ease of evaporation of volatile compounds like water etc.

The use of the main vacuum extended the time above liquidus by 30 seconds in order to reduce the number and the formation of voids. Because the void reduction process has to be conducted for the most part in the molten state and must not be run too quickly, a longer period in the melting phase of the solder alloy has to be accepted. A final pressure of 10 mbar and a dwell time of 10 seconds were selected to achieve the following results.

A comparison of the soldering results for these two profiles is depicted in figure 3. Minor differences between aperture-related results can be detected here, although they cannot be classified as significant. The results obtained with a vacuum pressure of 10 mbar are significant, with which all solder joints were produced with a void content of less than 2 %.

The results in figure 4 of the extreme comparison of soldering at ambient pressure and with a vacuum of 10 mbar are also confirmed by the test run at 100 mbar. Void content (< 3 %) and the number of voids can be significantly reduced in this case as well. Beyond this, the selection of aperture geometry and stencil type has a less significant influence on vacuum soldering results. However, one gains the subjective impression that in this case the plasma stencil has the tendency to leave somewhat less voiding, which could possibly be traced back to better release of the wet paste and the associated dimensional stability. And thus the stable, uniform paste release would have to be taken into consideration as an influencing parameter. Summary
Soldering with targeted use of vacuum can contribute to a considerable reduction of the number of voids and void content. In order to assure that no negative effects occur such as damage to sensitive components or solder splashing, it should be possible to profile the pressure curve like a temperature profile. The use of different aperture geometries or variously coated stencils doesn“t necessarily result in significant differences during vacuum soldering. The theory involving outgassing ducts cannot be confirmed in this case, because they disappear already in the preheating zone. To a much greater extent, partitioning of a large ground pad can have a positive effect on wet paste print characteristics and wet paste print stability (e.g. see scooping etc.), which may lead to better results. Nor can any single vacuum pressure value be specified which always yields best possible results. Depending on the wet paste layer thickness, the selected solder paste and the stencil aperture, results of less than 2 % void content can be attained with vacuum pressure values ranging from 10 to 100 mbar.

Every electronics manufacturer wants stable production processes and precise monitoring of production parameters. In thermal processes such as soldering, drying or curing of electronic assemblies, reliable and reproducible temperature profiling is important for achieving high-quality results. Temperature monitoring in the challenging soldering process therefore has special significance. TiP300 is a new wireless temperature sensor technology developed by pro-micron and tuned to the specific requirements of condensation soldering with the CondensoX series from Rehm Thermal Systems (http://www.rehm-group.com). The technology was exhibited for the first time under the name WPS 2.4 (Wireless Profiling System) at the Rehm booth at this year’s SMT in Nuremberg.

The WPS 2.4 is a temperature measurement system, a unique innovation worldwide, used for precise detection of the reflow profile in condensation soldering processes. The innovative temperature sensor technology makes it possible to check and to document at little or no expense the machine and process capability in thermal processes exactly and reliably, without affecting the ongoing production.

The temperature sensor of the WPS 2.4 with firmly attached antenna is fixed to the carrier of the CondensoX soldering systems from Rehm. No power supply is necessary. As the name of the system suggests, no cables are needed to transmit the temperature from the sensor to the receiving antenna. This is done via a radio signal. Evaluation electronics deliver temperature readings live to the system control via a digital interface. In the recorder software, also newly developed by Rehm, the temperatures are plotted graphically in real time. The transmitting and receiving antennae were optimized by pro-micron for this application. The WPS 2.4 therefore guarantees continuous monitoring of soldering processes up to 300 °C and provides a new quality of temperature detection.

In the future, the system will also be available for other processes such as convection soldering, annealing and drying.

Requirements for void-free solder joints are continuously increasing in the field of electronics manufacturing, i.e. the reduction or elimination of cavities in the connection technology used between component connectors and connector pads. New challenges evolve on a daily basis due to the relentless introduction of new variants of so-called bottom terminated components (BTCs), a few of which are shown in figure 1. Connector geometries alone are not decisive – numerous pitfalls are of greater significance. Incentives and several fundamentals will be elucidated in the following article.

The formation of solder joints is PCB manufacturing, and thus their quality, is influenced by an unmanageably large number of parameters which are becoming more and more difficult to master and keep under control. A voids workgroup prepared the overview of factors shown in figure 2, which provide an initial insight into the complexity of the problem. However, it only includes two factors which can be taken advantage of shortly before production of the affected PCBs in order to reduce or eliminate the formation of voids. These are the stencil and the layout of the aperture on the one hand, and the use of vacuum technology during the soldering process itself on the other hand. Vacuum soldering can even be used during the production processes as a sort of „fire brigade“ when a short-term increase in the number of voids occurs. And thus nothing stands in the way of using standard processes and standard profiles for series production, and it“s possible to react flexibly to any fluctuation in the quality of purchased components, PCB surfaces and solder paste batches.

In addition to series production, PCBs can also be repaired in modern vacuum soldering systems like the CondensoX (http://www.rehm-group.com) in the event that excessively large voids have occurred during the initial soldering process in a conventional soldering system, which would otherwise have to be scrapped because they do not fulfill the criteria of the applicable IEC standards or IPC directives.

Vacuum is defined as follows in DIN 28400 (in agreement with ISO 3529-1): „Vacuum is the state of a gas when the pressure of the gas, and thus the particle-number density, is lower within than it is outside of its container, or when the pressure of the gas is less than 300 mbar, i.e. lower than the smallest atmospheric pressure which occurs on the surface of the Earth.“

Where modern vacuum systems are concerned, we no longer speak of simply evacuating the atmosphere, but rather the user is provided with the option of influencing the gradient at which the vacuum is generated and adjusting dwell time at a specified pressure. This provides above all sensitive components and volatile flux ingredients with the opportunity of adapting to prevailing ambient conditions. Damage to components or solder splashing may otherwise occur. However, this type of vacuum profiling must not be seen a separate step – it’s available for the entire duration of the soldering process. As a result, pressure can be adjusted in addition to the temperature profile, making it possible to fulfill various requirements. Moisture absorbed by the solder paste can be removed before soldering, or all of the process gas can be exchanged, for example at 160° C, in order to remove residues which have evaporated out of either the PCB material or the solder paste, in order to assure that they don“t condense onto sensitive components (e.g. optics) during the cooling process. The CondensoX (http://www.rehm-group.com) provides users with greatest possible flexibility in this respect, allowing them to respond to a vast variety of tasks and to influence the PCB assembly manufacturing process in a targeted and reproducible fashion.
The utilized vacuum and temperature profile is shown in figure 4, with which BGA and QFN (BTC) components were soldered in the CondensoX during the course of the case study. Not only were the PCBs soldered with and without vacuum for the study – stencil apertures were varied as well. The goal was to demonstrate the extent to which void results can be influenced for both soldering processes.

Which procedure for soldering, tempering or coating is best suited for which application? How can a specific temperature profile be created? And what technology can be used to reduce voids in the soldered joint? Whether it is competent advice, process demonstration or technical training – as leading manufacturer of thermal system solutions for the electronics and photovoltaics industry, Rehm (http://www.rehm-group.com) offers a wide range of possibilities in its Technology Center. Last year, a high-tech application and demo center was created at the head office in Blaubeuren, Germany, on a total of 460 m2, where customers can test the systems, get to know the technology behind them and perform comprehensive soldering attempts. Furthermore, the specialists at Rehm discuss innovative solutions for new applications and methods together with the customers in order to optimise production processes in the long term.

In addition, the new Technology Center has state-of-the-art equipment of a complete SMT production line – from paste printers and placement machines to reflow soldering systems. Rehm Thermal Systems offers all thermal processes for heat transfer as the only manufacturer. The customer can choose between systems with convection, condensation, infrared and contact heat. Soldering processes and procedures for coating (assembly protection) as well as respective drying, transport and handling systems are demonstrated live for different applications on site. „We can run pilot batches under real conditions, to precisely define optimum parameters for the assembly of the customers. But at the same time there is enough room to develop new ideas together“, says Chief Executive Officer Johannes Rehm.

The application specialists of Rehm take an advisory capacity, provide support when selecting a suitable system or create individual process parameters. „Each product has different criteria during production. During direct application of vacuum, condensation and convection soldering methods, we can accurately determine the advantages and disadvantages for the product to be produced and find the optimum process. In a second step it is then possible to further refine additional parameters like pre-heating time, temperature regulation and cooling off time. With the options in our demo center we respond flexibly to the desires of our customers“, says Helmut Öttl, Head of the Application and Project Management division.

Even the production of prototypes or mini series can be realised in the Technology Center near Rehm. „We can also create the right profiles for innovative assemblies, which have special features with regard to mass, shape or material“, says Öttl.

Furthermore, a complete coating line for selective Conformal Coating with optional vacuum module is available for underfill processes, to optimise protection for assemblies against environmental impacts.

But the Technology Center also provides extensive equipment for the documentation or analysis of test results. The heat distribution on the electronic assembly for example displays a modern thermal imaging camera. Process-related temperature differences become visible based on the thermal images. This enables creation of the best possible reflow soldering profiles to minimise these temperature differences. In an X-ray system with digital imaging system the soldering results can be examined for pores (voids) or other features. A fly inspector, equipped with LED or UV light and zoom function enables accurate, visual control of the assemblies. Furthermore, different microscopic examinations as well as endoscopic examinations of BGAs can be performed with a micro inspector. „Our aim is to improve assembly production of the customers not only with regard to quality, but also sustainability“, says Helmut Öttl.

For special applications and solutions for the professional repair of assemblies, selective soldering equipment is available. Furthermore, a cleaning bath, temperature cabinet (-70 °C to 180 °C) and a shear test device up to 50 N are available for further applications.

What“s more, the Technology Center also provides optimum conditions for training and events. „Ideally we can combine soldering theory and practice here. Imparted knowledge, which can be practically implemented in our workshops immediately, remains fresh in the memory. At the beginning of April we received great feedback for the fully booked seminar series on the optimum reflow profile and void-free soldering“, says Dr. Hans Bell, Head of the Research and development division at Rehm.

In order to be able to present the complete product with regard to soldering to the customer in this context, Rehm is supported by well-known companies in the industry, which provide respective systems. „We thank our partners for this“, says Johannes Rehm. „We can now combine everything under one roof – advice and customer care, technical know-how, the illustrative demonstration of complete production lines and the exchange of knowledge and experience in the seminars.
